Titanium has an atomic number of 22 and an atomic weight of 47.867. It is a silver-white transition metal characterized by light weight, high strength, metallic luster, and resistance to moisture and chlorine gas corrosion. α-type titanium is a hexagonal crystal system, and β-type titanium is a cubic crystal system. The transition temperature is 882.5°C. The melting point is (1660±10)°C, the boiling point is 3287°C, and the density is 4.506g/cm3. Soluble in dilute acid, insoluble in cold and hot water; strong resistance to seawater corrosion. Titanium is an important structural metal developed in the 1950s. Titanium alloys have low density, high specific strength, good corrosion resistance, low thermal conductivity, non-magnetic properties, weldability, and good biocompatibility. The surface can be highly decorated and other characteristics, widely used in aviation, aerospace, chemical industry, petroleum, electric power, medical treatment, construction, sporting goods and other fields.
The purity of the target material has a great influence on the performance of the film, and the target material is usually a polycrystalline structure. For the same target material, the sputtering rate of the target with fine grains is faster than that of the target with coarse grains; and the thickness distribution of the film deposited by sputtering with a smaller grain size difference (uniform distribution) is more uniform .
